remove R2, I got it, thanks.

but it seems that I still have to use more than 500Kohm to get > 3V
swing.

500k *where* ? Which component ?
am I right?

I don't understand why you want a 3V swing to drive a led ! The led goes in
series with the transistor. Are you driving a led or are you doing something else
?
If I use a MOS, it is easy to reach this specification without any
resistor.

am I right?

Why don't you post the schematic with the mosfet ? It might be possible to
understand what you're trying to do then and where your problem arises..

No, just try to understand some limitation.

That's ok, it is a little far to my original question, I can solve it
:)

Thanks.

What is the Vgs threshold voltage of M6? If it is about 2.8V, then your
problem is caused by insufficient supply voltage or by M6 low threshold.

John

I was looking at your plot incorrectly. My comment is not correct.

University was long ago. I "work" for a living now, thought I would
much rather be doing research in computer networks.

How the common is it for a polar bear to be 'bi'?

I didn't say Bi-polar bear, I said bipolar bear. You'll have to
ask their doctors how they treat them for their mental problems. ;-)
